Job Description
Missions
The energy transition will require power electronic devices capable of handling high voltages and currents. Although the current market for electronic converters is dominated by silicon-based technology, these electronic devices exhibit high intrinsic losses due to the limited physical properties of silicon. Thanks to their physical properties, wide bandgap (WBG) semiconductors such as gallium nitride (GaN) are particularly attractive for power electronics (Fig. 1). GaN possesses a high critical electric field (up to 3.3 MV/cm), a wide bandgap (3.4 eV), and thus the ability to operate at higher voltages. The objective of this postdoctoral research is to understand the relationship between material quality and the electrical performance of vertical and semi-vertical GaN devices. To this end, advanced physical characterizations (micro-Raman spectroscopy, photoluminescence, and cathodoluminescence) and electrical characterizations (DLTS, OBIC, etc.) will be combined. In particular, we aim to clarify:
- What is the impact of the substrate (GaN, sapphire silicon, etc.) on the epitaxial layers?
- Which defects in the substrate and epitaxial layers are critical for the device's electrical performance?

Your Profil
Skills
The candidate must hold a Ph.D. in microelectronics or materials physics
• Preferably have experience in the physical or electrical characterization of wide-bandgap materials
Your Work Environment
The postdoctoral research will be conducted at the Ampère Laboratory (INSA Lyon campus) as part of the PEPR Vertigo project (funded by France 2030).
